I only saw the first 5 min. of Vampire Hunter D. It was still good. I used to watch Salior Moon. Can't say which anime villain is the worst. What I can say is I don't think the worst is any of the Salior Moon villains. Usually it took a long time to see the final battle and the battle itself lasted about 5-10 min.

Lilith from Neon Genesis Evangelion. She scares me, and I don't know why... something about a deformed corpse on a cross...

And Vicious from Cowboy Bebop, although not really 'scary' in my opinion, is quite the menacing guy. If I saw him in real life, I'd be a little bit concerned about how close I get to him.
